Fonon spektrumları bağ yükü modeli sonuçlarıyla oldukça uyumludur. Buna ek olarak Brillouin merkezli fononların Raman sonuçlarıyla uyumludur. Bu üç yarıiletkenin fonon spektrumları karşılaştırıldığında, BN için hesaplanan fonon enerjilerinin GaN ve A1N için hesaplanan fonon enerjilerinden daha büyük olduğu görülmüştür. Bu farklılık BN'nin küçük örgü sabiti ve B nin küçük kütlesinden kaynaklanır. Çalışılan tüm yarıiletkenler için durum yoğunluğu grafikleri incelenmiş ve fonon spektrumları grafiklerinin yardımıyla yorumlanmıştır. Tezin son kısmında simetri noktalarında özdeğer vektörler hesaplanmış ve bulunan sonuçlar bağ yükü modeli sonuçlarıyla kıyaslanmıştır. XI
INVESTIGATION OF THE STRUCTURAL, ELECTRONIC AND DYNAMICAL PROPERTİES OF GaN, A1N AND BN SUMMARY Keywords: Semiconductor, GaN, A1N, BN, density functional theory, electronic properties, structural properties, dynamical properties, high symmetry directions, lattice dynamics, zincblende structure, pseudopotential. In this thesis, structural and electronic properties of GaN, A1N and BN are investigated within density functional theory. It is found that the produced lattice constants of these materials by this model are in good agreement with experimental findings. In addition to this we have presented electronic structures of these materials along with the high symmetry directions. In particular the electronic structure of GaN shows a very good agreement with experimental data along the T-X direction. One of the most important properties of a crystal is its vibrational property. It is necessary to study these properties for electron phonon interaction, thermal capacity and physical events such as thermal conductivity. Thus, density functional theory is also applied to calculate the phonon spectra, density of state and eigenvector of these semiconductors. Phonon spectra are in good agreement with the bond charge model results. In addition to this there are good agreements with Raman results of Brillouin zone center phonons. When we compared the phonon spectra of these three semiconductors we have found that the calculated phonon energy of BN is bigger than the phonon energies of GaN and A1N. This difference is due to small lattice constant of BN and small mass of B. For all the semiconductors we worked on we studied the graphs for the density of state and we explained by the help of phonon spectrum graphs. At the end of this thesis we calculated the eigenvectors at symmetry points and the results are compared to Bond Charge Model. XII
